Heat treatment effects in In2O3/Cd0.4Zn0.6S0.9Se0.1/CdTe hetero-junction solar cells

Abstract

The electric and photoelectric properties of In2O3/Cd0.4Zn0.6S0.9Se0.1/CdTe hetero-junctions have been investigated as a function of heat treatment. Solar cells were prepared by the method of electrochemical deposition. The performance of the cells after heat treatment in air at 300 °C for 10 min was improved. Under AM1.5 conditions the open-circuit voltage, shortcircuit current, fill factor and efficiency of our best cell, were Voc = 784 mV, Jsc = 16 mA/cm2, FF = 0.6 and η = 7.4 %, respectively.
