Abstract
The transient response of a single mode laser with an electrical pumping under continuous wave (CW) of a GaN nanowire laser (NWL) has been numerically investigated and analyzed. Numerical simulation results show that the GaN NWL exhibits a unique transient response behavior for both photons and carriers after being suddenly turned on with the appropriate CW bias current. A relaxation oscillation (RO) frequency in the order of a few GHz has been obtained with a huge damping rate of 5×1012 s 1 because of a short photon cavity lifetime. Few overshoots were observed in the photon transient response corresponding to this high damping rate value. The device exhibits a turn on delay and rise time on the order of 5 and 30 nanoseconds near threshold, respectively.
